Source text - French Pour faire face à la diversification de leurs domaines d'application, les VCSELs continuent à évoluer. Nous observons une tendance des recherches récentes à la miniaturisation des sources VCSELs et à la complexification de leurs architectures pour augmenter leur capacité d'intégration et incorporer des nouvelles fonctionnalités. Cela nécessite la maîtrise et l'adaptation des différentes étapes technologiques dont l'ingénierie du confinement électrique et optique basée sur l'oxydation sélective humide d'alliages AlGaAs, appelée AlOx. Ce travail comporte deux volets. Dans la première partie, j'ai étudié les contraintes mécaniques engendrées par le procédé d'oxydation, qui ont un impact important sur la fiabilité des VCSELs et leur durée de vie. Dans la deuxième partie, j'ai développé une nouvelle approche de la technologie AlOx basée sur une oxydation planaire d'une couche AlGaAs enterrée à travers des trous nanométriques gravés dans une couche fine de GaAs en surface. Cette étape est suivie d'une reprise d'épitaxie par jets moléculaires pour continuer l'empilement de la structure du VCSEL. La nouvelle méthode offre une meilleure capacité d'intégration, une meilleure évacuation de chaleur et ouvre vers l'ingénierie libre du confinement électrique et optique.
Translation - Arabic لمواكبة تعدد مجالات استعمالها، ما فتئت نبائط الليزر ذات الانبعاث العمودي عبر السطح تتطور. نلاحظ توجه الدراسات الحديثة نحو التخفيض في أ جحام هذا النوع من نبائط الليزر و تعقيد تصاميمها بهدف الرفع من قدرة اندماجها وتزويدها بوظائف جديدة. يتطلب ذلك التحكم وتعديل مختلف الخطوات التكنولوجية كهندسة الارشاد الكهربائي والضوئي المبنية على الأكسدة الانتقائية الرطبة لسبائك الألومنيوم الغاليوم الزرنيخ (المسماة "ألوكس"). هذا العمل مكون من جزئين. في الجزء الأول، درست الإجهاد الميكانيكي الناتج عن عملية الأكسدة والمؤثر بصفة هامة في موثوقية نبائط الليزر ذات الانبعاث العمودي عبر السطح و مدة استخدامها. في الجزء الثاني، قمت بتطوير مقاربة جديدة لتقنية ال"ألوكس" مبنية على أكسدة مستوية لطبقة من الألومنيوم الغاليوم الزرنيخ مدفونة تحت طبقة سطحية رقيقة من زرنيخيد الغاليوم تتم عبر ثقوب نانومترية منقوشة في طبقة زرنيخيد الغاليوم. هذه الخطوة تبعها نمو فوقي لاستكمال تنضيد بنية نبائط الليزر. الطريقة الجديدة تمكن من تحسين قدرة الاندماج وتبديد الحرارة وتفتح نحو هندسة إرشاد كهربائي وضوئي حرة
French to English: Electrical and optical confinement in VCSELs
Source text - French To face up the diversification of their application fields, the VCSELs are evolving. We notice a trend of recent research to the miniaturization of VCSELs sources and the complexification of their architectures to increase their integration capacity and incorporate new features. This requires the control and the adapation of the the different technological steps such as the electrical and optical confinement engineering based on the selective wet oxidation of AlGaAs alloys (named AlOx technology). This work involves two parts. In the first one, I studied the mechanical stress generated by the oxidation process, which have an important impact on the reliability and lifetime of VCSELs. In the second part, I developped a new approach of AlOx technology based on a planar oxidation of a buried AlGaAs layer through a thin GaAs surface layer. This step was followed by an epitaxial regrowth by molecular beam epitaxy to continue the VCSEL structure stacking. The new method provides better integration capacity, better heat removal and opens to free electrical and optical confinement engineering.
